TECHNICAL DATA SHEET PVIC ACE14070 Formerly 7A ELECTRICALLY CONDUCTIVE SNAP CURE DIE ATTACH ADHESIVE Description PVIC ACE14070 electrically conductive die attach adhesive is designed for high reliability packaging application. This high purity adhesive has been engineered for use in high throughput in-line die attach snap cure oven. It is completely cured @ 200C within 50 sec in the snap cure oven and low void and minimal resin bleed are performed with significant adhesion. Meanwhile, No tailing/stringing performances during dispense are considered as the strength. Application Package RESET IC and LED etc Features Single component Low moisture absorption Minimal resin bleed out and low volatiles Super snap cure Filler type Silver Resin Epoxy Cure Condition At 200°C for 50 sec (hot plate or *in-line snap cure oven) Work life @ 22°C 24 hours Estimated Storage life at -40°C 1 year * In-line snap cure oven: minimum 50 sec is required in the range of 170 to 230°C.
